Non-Drude-Type Response of Photocarriers in Fe-Doped ?-Ga2O3 Crystal

Beta gallium oxide, ?-Ga2O3, is one of the promising ultrawide bandgap semiconductors with a monoclinic (C2/m) ?-phase structure showing strong anisotropic properties. To improve performance these devices, more optical characterization required. Here, carrier dynamics in optically excited (010) oriented Fe-doped ?-Ga2O3 was studied by terahertz time-domain spectroscopy. An 800 nm continuous-wave light source employed to excite carriers from Fe acceptors conduction band and probe an interaction THz field. The complex conductivities fitted Drude Drude–Smith models revealed that behave as nearly free along a-axis, whereas those c-axis show non-Drude type response. estimated mobility for agrees reported values, results suggest much higher a-axis.
